Richardson RFPD introduces 1,700V SiC MOSFET from Wolfspeed
To support new 1500 V bus high-frequency applications, the C2M0045170D is claimed to be the industry’s first 1,700V, 45mOhm SiC MOSFET. The Wolfspeed device is now available from Richardson RFPD.
The MOSFET is claimed to offer high-speed switching with low capacitances, avalanche ruggedness, fast intrinsic diode with low reverse recovery (Qrr), and it is easy to parallel and simple to drive. It enables smaller and higher-efficiency next-generation power conversion systems.
The MOSFET is designed to support new 1,500V bus high-frequency power electronics applications, including renewable energy inverters, battery charging systems, auxiliary power supplies, and three-phase industrial power supplies.
Key features include a blocking voltage of 1700V, and a current rating of 72A at 25 degree C. RDS(ON) is 45mOhm at the same temperature, with total switching losses of 3mJ. Maximum junction temperature is +150 degree C.
The MOSFET is offered in a TO-247-3 package.
