Teledyne releases space-grade, high density DDR4 memories 

Teledyne e2v Semiconductors is shipping space-grade, radiation-tolerant DDR4 memories. They have 4GByte storage capacity and measure just 15 x 20 x 1.92mm, yet exhibit a much higher storage density than competing solutions, claimed Teledyne e2v. They deliver data transfer speeds of 2.4Gtransfers per second.

The DDR4T04G72 memories are supplied in a multi-chip package (MCP) and feature expansive bus capabilities, where 64-bits are assigned to data transfer and an additional 8-bits for error correction. The DDR4T04G72 is recommended for use with Teledyne e2v’s Qormino processors and they are also compatible with the majority of processors, SoCs and FPGAs from other vendors.

The memories have high reliability construction and a high degree of radiation tolerance, confirmed Teledyne e2v, making them suitable for space-deployed edge computing platforms. Radiation testing and characterisation conducted on the DDR4s show that the single event latch-up (SEL) threshold is greater than 60MeV.cm²/mg. The single event upset (SEU) and single event function interrupt (SEFI) data also exceed 60MeV.cm²/mg and the memories have demonstrated resilience to 100krad total ionising dose (TID).

The DDR4s can be ordered in both industrial and military temperature ranges (-40 to +105 and -55 to +125 degrees C, respectively). They can also be specified up to NASA Level 1 (based on NASA EEE-INST-002 – Section M4 – PEMs).
