100V N-channel MOSFET saves space in data centres

Based upon the U-MOS-X process, the TPH3R10AQM 100V N-channel power MOSFET offers improved on resistance and safe operating area, said Toshiba Electronics Europe.

It is suitable for challenging applications such as switching power supplies for data centres and communication base stations as well as industrial uses. It is designed for efficient operation and achieves 3.1mOhm (maximum) for the drain source on resistance (RDSon). This represents a significant 16 per cent improvement over Toshiba’s current 100V product (the TPH3R70APL), confirmed the company.

In addition to a drain source voltage (VDSS) of 100V and a drain current (ID) capability of up to 120A, the TPH3R10AQM has a low gate switch charge (QSW) to enhance efficiency in high frequency applications. The elevated maximum channel temperature (Tch) of 175 degrees C reduces the need for thermal management, reducing the size and cost of end equipment, said Toshiba.

The new MOSFET has expanded its safe operating area (SOA) by 76 per cent when compared with the earlier generation which makes it suitable for linear mode operation. According to Toshiba, this enhancement significantly improves suitability for, and performance in, hot swap circuitry. Furthermore, as the gate threshold voltage range is 2.5 to 3.5V, the device is less susceptible to spurious triggering.

The MOSFET uses the footprint compatible SOP Advance(N) package for a PCB footprint of just 4.9 x 6.1mm.

Shipments of the new TPH3R10AQM MOSFET start immediately.
