650V IGBTs serve PFC circuits in air-con, home appliance and industry
For use within power factor correction (PFC) circuits in air conditioners, home appliances and power supplies for industrial equipment, Toshiba Electronics Europe has introduced 650V discrete IGBTs.
The GT30J65MRB is a 60A-rated N-channel IGBT device housed in a TO-3P(N) package. It is based upon Toshiba’s latest generation technology with an optimised internal trench structure which enhances switching losses which are typically 0.35mJ for turn-off at a temperature of 175 degrees C, which is an improvement of at least 40 per cent when compared to previous generation devices. This improvement is mirrored in the forward voltage of the built-in diode which typically measures just 1.20V to enhance efficiency of end equipment.
Used in the PFC stage of air conditioners, the improved switching loss of the GT30J65MRB allows the upper operating frequency to 60kHz, compared with less than 40kHz using the previous generation IGBTs. The GT30J65MRB enhances efficiency and allows associated passive devices to reduce in size / weight, said Toshiba.
Volume shipments of the GT30J65MRB start today.
