Fourth generation 600V MOSFETs have low RDS(on) for data centre power
Unveiling the fourth generation of 600V E series power MOSFETs, Vishay Intertechnology said they have the lowest gate charge times on-resistance for devices in the same class, a key figure of merit (FoM) for 600V MOSFETs used in power conversion applications.
The Vishay Siliconix n-channel SiHK045N60E provides high efficiency for telecomms, server and data centre power supply applications, said the company. It features low typical on-resistance of 0.043 Ohm at 10 V and low gate charge down to 65 nC. The device’s figure of merit (FoM) of 2.8 Ohm*nC is 3.4 per cent lower than the closest competing MOSFET in the same class, said Vishay. The MOSFET has 27 per cent on resistance compared with previous generation 600V E series MOSFETs, while delivering 60 per cent lower gate charge. This is claimed to result in the industry’s lowest gate charge times on-resistance for devices in the same class, a key figure of merit (FoM) for 600V MOSFETs used in power conversion applications.
The SiHK045N60E – and upcoming devices in the fourth-generation 600V E series family – address the need for efficiency and power density improvements in the first stages of the power system architecture, explained Vishay, including power factor correction and hard-switched AC/DC converter topologies.
The MOSFET is built on Vishay’s energy-efficient E series superjunction technology. For improved switching performance, the SiHK045N60E provides low effective output capacitance Co(er) of 117pF. These values translate into reduced conduction and switching losses to save energy. The SiHK045N60E’s thermal resistance RthJC of 0.45 degree C per W is 11.8 per cent lower than the closest competing device, added Vishay, providing a higher thermal capability.
Offered in the PowerPAK 10 x 12 package, the device released is RoHS-compliant, halogen-free, and designed to withstand overvoltage transients in avalanche mode with guaranteed limits through 100 per cent UIS testing.
