Toshiba improves reverse recovery in MOSFETs
The latest member of Toshiba’s U-MOS X-H Trench MOSFET technology, the 150V n-channel TPH9R00CQ5 MOSFET is specifically designed for use in high performance switching power supplies used in communication base stations and other industrial applications.
The MOSFET has a maximum VDSS rating of 150V and current handling (ID) of 64A. It also has a very low drain source on-resistance (RDS(ON)) of 9.0 mOhm (max). This is a reduction of more than 40 per cent compared to the previous generation MOSFET, the TPH1500CNH1, reported Toshiba.
The MOSFET has a high speed body diode and reduces the reverse recovery charge (Qrr) by around 74 per cent (to 34nC typical) when compared to an existing device such as the TPH9R00CQH. Additionally, the reverse recovery time (trr) is just 40 nanoseconds which is an improvement of over 40 per cent compared with earlier devices, reported Toshiba.
Other improvements include a low gate charge (Qg) of just 44nC, contributing to reduced losses and increased power density in high performance, efficient power solutions. Its channel temperature of 175 degrees C (maximum) offers the designer increased thermal headroom.
The TPH1500CNH1 also reduces spike voltages created during switching, improving EMI characteristics of designs and reducing the need for filtering. The MOSFET is housed in a surface-mount SOP Advance package measuring just 4.9 x 6.1 x 1.0mm.
To support designers, Toshiba has developed a G0 Spice model for rapid verification of the circuit function as well as highly accurate G2 Spice models, for accurate reproduction of transient characteristics.
There are also advanced reference designs, available from Toshiba’s website. These include a 1kW non-isolated buck-boost DC/DC converter, a three-phase multi-level MOSFET-based inverter and a 1kW full bridge DC/DC converter, all of which use the new TPH9R00CQ5.
Shipments of the TPH1500CNH1Q have started.
