Access to Wolfspeeds 650V SiC MOSFETs is via Richardson RFPD

Announcing the latest addition to the Wolfspeed SiC MOSFETs available from Richardson RFPD, the distributor provides details of the manufacturer’s 120mOhm, 650V SiC MOSFETs.

Richardson RFPD offers full design support for three 650V SiC MOSFETs from Wolfspeed, a Cree company. They are based on the third generation C3M SiC MOSFET technology, which is claimed to offer the widest range of on-resistances and the industry’s lowest on-state resistances in a discrete package. The SiC MOSFETs also have low switching losses for high efficiency and power density.

The C3M0120065D, C3M0120065K and C3M0120065J are available in both through-hole (TO-247-3, TO-247-4) and surface mount (TO-263-7) packages. They all have 120mOhm RDS (on). The C3M0120065D and C3M0120065K deliver 22A at 25 degrees C and the C3M0120065J has 21A at 25 degrees C.

The 650V SiC MOSFETs also a robust body diode with low reverse recovery charge and a Kelvin source connection to reduce parasitic inductance and switching losses. The industry-standard packages meet creepage and clearance requirements.

The C3M0120065D, C3M0120065K and C3M0120065J are intended for server power supplies, EV charging systems, energy storage systems (UPS) and solar (PV) inverters.
