GaN Systems adds 60A Island Technology automotive-grade transistor

Automotive-grade 650V transistors from GaN Systems now include the GS-065-060-5-B-A. This bottom-side cooled transistor has been developed for high power electric vehicle applications such as onboard chargers, traction inverters, and DC/DC converters.

The high frequency properties of GaN, combined with GaN Systems’ proprietary Island Technology layout and GaNPX packaging is claimed to provide the high power, low loss performance required for these demanding applications. GaN power transistors can make products 50 per cent smaller and lighter and reduce system costs, added the company.

The GS-065-060-5-B-A is qualified to AEC-Q101 and AutoQual+ and has a low RDS (on) of  25mOhm, a low loss figure of merit (FOM) and 60A IDS rating.

The compact PCB footprint measures just 11 x 9.0mm and has dual gate pads to optimise the board layout.
