Infineon adds 1700V CoolSiC MOSFET for high voltage auxiliary power supplies
Infineon Technologies extends its CoolSiC MOSFET portfolio, adding the 1700V class of MOSFETs with proprietary trench semiconductor technology. The surface mount devices maximize the strong physical characteristics of silicon carbide (SiC), says the company, to offer superior reliability, as well as low switching and conduction losses.
The CoolSiC MOSFETs 1700V target auxiliary power supplies in three-phase conversion systems such as motor drives, renewables, charging infrastructure and HVDC systems.
These low-power applications usually operate below 100W for which designers typically select a single-ended flyback topology. The topology is now enabled for DC-link connected auxiliary circuits up to 1000V DC input voltage, reports Infineon. High efficiency and high reliability auxiliary converters using a single-ended flyback converter can now be implemented in three-phase power conversion systems which leads to small footprints and a reduced bill of materials costs, says the company.
The 1700V blocking voltage eliminates design concerns regarding over-voltage margin and reliability of power supplies. CoolSiC trench technology features lowest device capacitances and gate charges for transistors of this voltage class. The result is a power loss reduction by more than 50 per cent and 2.5 per cent higher efficiency compared to 1500V silicon MOSFETs, says Infineon. The efficiency is 0.6 per cent higher, compared to other 1700V SiC MOSFETs. The low losses enable compact SMD assembly with natural convection cooling without the need for a heatsink.
The 1700V CoolSiC trench MOSFETs are optimised for flyback topologies with +12V / 0V gate source voltage compatible with common PWM controllers and therefore does not need a gate driver IC; it can be operated directly by the flyback controller. On-resistance ratings are 450, 650 or 1000mΩ.
The 1700V CoolSiC trench MOSFET is available in a seven-lead D²PAK SMD package which offers extended creepage and clearance distances over 7.0mm. It fulfills the usual 1700V application requirements and PCB specifications, minimising isolation efforts for the design.
CoolSiC MOSFETs 1700 V in D²PAK-7L package are available and in series production.
