Power MOSFET has Shield Gate technology for high switching frequencies

Power semiconductor, power IC and digital power product designer, developer and supplier, Alpha and Omega Semiconductor has released the AONR66820 and AONS66811 80V power MOSFETs, using patented Shield Gate technology which is optimised for higher switching frequencies used in telecomms and server power supplies for higher efficiency compared to the previous generation.  

The 80V power MOSFET technology has lower switching losses in hard switching, topologies and less voltage overshoot than the previous generation, says the company. The 80V MOSFET family of devices offers the highest levels of power density and energy efficiency, claims Alpha and Omega Semiconductor (AOS) which are essential in solar, power supplies, and battery power applications such as in e-scooters. 

The AONR66820 and AONS66811 are Power MOSFETs supplied in DFN3.3 x 3.3mm and DFN 5.0 x 6.0mm package, respectively. AONR66820 is suitable for isolated DC/DC converters used in telecomms applications. The AONS66811 is appropriate for synchronous rectification and provides improved reverse recovery charge and reduced voltage overshoot, which provides higher efficiency and more robustness to the power supply. 

The company also offers the AOTL66810 (80V) in a TOLL package which is a footprint approximately 25 per cent smaller than a standard wire-bonded TO-263 (D2PAK) package. The MOSFET offers a higher power density compared to existing solutions, says the company, making it suitable for industrial brushless DC (BLDC) motor applications and battery management to reduce the number of MOSFETs in parallel. 

The AOTL66810 has a 1.25 mOhms max at 10Vgs with a maximum drain current of 420A at 25 degrees C. The pulsed current at 1700A, is limited by the maximum junction temperature of 175 degrees C. 

The AOTL66810, AONS66811 and AONR66820 are immediately available in production quantities.
